Fico AMS-LM Top Foil
Besi presents the 3rd generation large substrate molding machine featuring innovative Top Foil functionality. Designed to mold single-sided MAP products such as BGA, QFN, and BOC, the Fico AMS-LM ensures bleed-free production of bare die products.
A special foil creates a soft sealing layer between the mold and the product, keeping the die free from compound contamination. This eliminates the additional cleaning step after molding, enhancing efficiency and product quality. The Fico AMS-LM Top Foil supports substrates up to 102 x 280 mm and accommodates all current single-sided package designs.
